PHOENIX DEBUTS 3D X-RAY INSPECTION/ANALYSIS SYSTEM.

phoenix x-ray Systems + Services Inc., Camarillo, Calif., has introduced the 3D inspector, an affordable, fast, high-resolution 3D X-ray inspection and analysis system.

Optimally designed for verification and in-depth analysis of single-sided and double-sided boards using BGAs, uBGAs, Flip Chips A chip packaging technique in which the active area of the chip is "flipped over" facing downward. Instead of facing up and bonded to the package leads with wires from the outside edges of the chip, any surface area of the flip chip can be used for interconnection, which is typically done , and other high-density packages, the 3D inspector uses a micro-laminography X-ray system to produce the highest resolution 3D images of any off-line planar A technique developed by Fairchild Instruments that creates transistor sublayers by forcing chemicals under pressure into exposed areas. Planar superseded the mesa process and was a major step toward creating the chip.  system on the market, making it the system of choice for Chip Packaging, Multi-layer PCB PCB: see polychlorinated biphenyl.

The 3D inspector provides up to 240 slices detecting shorts and voids in flip chip, fine pitch, and BGA (Ball Grid Array) A popular surface mount chip package that uses a grid of solder balls as its connectors. Available in plastic and ceramic varieties, BGA is noted for its compact size, high lead count and low inductance, which allows lower voltages to be used.  packages as well as missing vias and misaligned mis·a·ligned

, components, hybrids, inner layers and vias on PCBs and other devices.

Key to its fast speed and high resolution, accommodating sample sizes up to 8-inch x 8-inch, is the 3D inspector's unique ability to collect the 3D image while rotating the sample in only one axis, thereby achieving high-positioned accuracy and thus image resolution. Competitive machines rotate/translate 2 out of 3 elements (tube or detector) in at least two axes and thus have position tolerances in two directions increasing potential errors.

phoenix x-ray's unique micro-laminography image process uses an off angle source and detector that digitally steps each slice vertically while spinning the sample in a single motion. Processing up to 240 slices, each slice is of the highest 3D image resolution (less than 10 um), which allows users of the 3D inspector to see errors and process defects not viewable on any other system, regardless of price.

Included with the system are powerful 3D rendering and acquisition packages, a unique, full-featured combination that integrates directly with the X-ray inspection system. Rendering features include up to a 4 model render with the ability to assign individual graphical properties to each model.

Price And Availability

Full featured, the 3D inspector is priced at $180,000 with an 8-inch x 8-inch holder, software and 21-inch monitor. For more information, customers should contact David K. Lehmann, vice president, at 805/389-0911 ext. 11 or via e-mail at dklehmann@phoenix-xray.com.
