New Vishay Siliconix AEC-Q101-Qualified TrenchFET(R) Power MOSFETs With 175 Degrees Celsius Junction Temperature Rating Are Industry-First for Automotive in 3-mm by 3-mm PowerPAK(R) Package.


MALVERN, Pa. -- Vishay Intertechnology, Inc. (NYSE: VSH) today launched a new series of automotive AEC-Q101-qualified TrenchFET([R]) power MOSFETs with two 60-V devices in a PowerPAK([R]) 1212-8 package rated for a 175 Degrees Celsius junction temperature.

Released today were the Vishay Siliconix n-channel SQ7414EN, with on resistance of 25 milliohms at a 10-V gate drive, and the p-channel SQ7415EN, with an on-resistance rating of 65 milliohms.

Measuring 3.3 mm by 3.3 mm with a height profile of 1.07 mm, these new AEC-Q101-qualified MOSFETs are the smallest on the market capable of handling power applications in the automotive environment and the first such devices to be offered in the PowerPAK 1212-8.

With a junction-to-case thermal resistance of 2.4 degrees Celsius per Watt, the new devices will be used in many cases to replace power MOSFETs in the less thermally efficient standard SO-8, enabling significant board space savings.

The new AEC-Q101-qualified MOSFETs address all automotive applications requiring 175 degrees Celsius-rated devices, including engine controllers, transmission controllers, and motor drives.

Samples and production quantities of the SQ7414EN and SQ7415EN are available now with lead times of 8 to 10 weeks for larger orders.
