ChipPAC Opens Customer Packaging Development Center for Prototype Evaluation and Fast-Turnaround Delivery.

, Calif.--(BUSINESS WIRE)--Feb. 4, 1999--ChipPAC, a leader in the IC assembly and test industry, has announced the opening of a customer packaging development center that will let companies evaluate BGA/CSP packaging options and take delivery of packaged integrated circuit integrated circuit (IC), electronic circuit built on a semiconductor substrate, usually one of single-crystal silicon. The circuit, often called a chip, is packaged in a hermetically sealed case or a nonhermetic plastic capsule, with leads extending from it for  prototypes within 5 working days or less.

By delivering prototypes within less than a week, ChipPAC customers can evaluate and debug To correct a problem in hardware or software. Debugging software means locating the errors in the source code (the program logic). Debugging hardware means finding errors in the circuit design (logical circuits) or in the physical interconnections of the circuits.  their silicon with advanced packaging options. The facility allows engineers to have several iterations of prototypes in order to achieve full silicon performance prior to scheduling production. With this feedback, engineers can determine their packaging selections and the performance of their chips within those packages. The prototyping stage can efficiently allow customers to enter the production phase more seamlessly.

ChipPAC's facility provides wire-bonded and flip-chip BGA/CSP packages -- integrated-circuit packaging options that offer increased performance and reduction in package size.

Facility

The package development facility occupies 3,000-square feet of production area, with a controlled clean environment classified as a Class 10,000 assembly area. Design, thermal and electrical modeling services are also offered at the facility.

Outside the production floor, the facility includes 1,000-square-feet of secured guest-offices for customers and a conference room.
