Altera and Amkor/Anam Announce Joint Commercialization of High-Performance SuperBGA Package; SuperBGA Provides Increased Performance and Reliability in Smaller, Lower Cost Package; All SuperBGA Packages Will Enable Pin-Migration.SAN JOSE, Calif.--(BUSINESS WIRE)--Aug. 26, 1996--Altera Corporation (NASDAQ NASDAQ in full National Association of Securities Dealers Automated Quotations U.S. market for over-the-counter securities. Established in 1971 by the National Association of Securities Dealers (NASD), NASDAQ is an automated quotation system that reports on :ALTR) today announced that it is the first semiconductor vendor to offer commercially available standard products packaged in Amkor/Anam's SuperBGA (SBGA SBGA Striped Bass Growers Association SBGA Spreader Ball Grid Array SBGA Super Ball Grid Array ) package. This leading edge IC package technology provides a low-profile, high-power BGA (Ball Grid Array) A popular surface mount chip package that uses a grid of solder balls as its connectors. Available in plastic and ceramic varieties, BGA is noted for its compact size, high lead count and low inductance, which allows lower voltages to be used. with performance benefits over traditional surface mount packages. With BGA technology, the ICs are mounted to a small circuit board. Input/Output pins (I/Os) normally placed along the outside of the package are replaced with solder balls, arranged in a matrix over the bottom of the substrate. The final device is then soldered directly to the PCB PCB: see polychlorinated biphenyl. PCB in full polychlorinated biphenyl Any of a class of highly stable organic compounds prepared by the reaction of chlorine with biphenyl, a two-ring compound. utilizing virtually identical assembly processes to the standard surface mount technology preferred by a majority of system designers. SBGAs utilize advanced substrate designs with integrated copper heat sinks to allow for enhanced thermal performance. SBGAs also utilize proven assembly practices and materials to ensure high-reliability and performance. Available in a broad line of ball (I/O (Input/Output) The transfer of data between the CPU and a peripheral device. Every transfer is an output from one device and an input to another. JEDEC was formed in 1958 when the Joint Electron Tube Engineering Council (JETEC) split into two Joint Electron Device body sizes, SBGAs are supported by an industry infrastructure which includes contract manufacturing. "Altera is offering FLEX 10K devices in the SuperBGA package due to a joint commercialization program between Altera and Amkor/Anam," said Gil Olachea, Amkor/Anam's director of marketing. "Amkor/Anam invented the thermally and electrically-enhanced SBGA package, and then worked with Altera over a number of months to commercialize this package." "The SuperBGA package is the perfect solution for high- density, high-performance devices," stated Denis Denis, king of Portugal: see Diniz. Berlan, Altera's vice-president of operations. "For example, it supports the 104 Mhz performance and 274 I/Os of the 50,000-gate EPF EPF early pregnancy factor. 10K50, all in a 35mm (squared) package." Increased Performance and Reliability with SuperBGA To ensure the highest level of reliability, Amkor's patented SuperBGA takes advantage of the latest materials and process technologies. By incorporating the die and I/O on the same side of the package, both signal integrity and signal speed are improved. SuperBGA's enhanced multilayer IC package delivers even greater performance by increasing speed, decreasing inductance, and reducing noise. SuperBGA Package is Smaller, Lower Cost SuperBGA couples high-performance with dramatic size/weight refinements. A typical 35x35mm SuperBGA has a mounted height of less than 1.4mm and weighs 7.0 grams. The EPF10K50, which is being offered in a 35mm 356-pin SBGA, has 52 more user I/O pins than the 304-pin thermally-enhanced QFP (Quad FlatPack) A square, surface mount chip package that has leads on all four sides and comes in several varieties. PQFP (Plastic QFP) may refer to all of the following QFP types. All quad flatpacks use gull-wing leads, except for the CQFP, which stick straight out. (quad flat pack), which weighs approximately 26 grams and has a footprint 42.6mm square--a savings of over 32 percent in board real estate with 17 percent additional user I/O pins. The solder bumps reduce handling issues which are a concern with PQFPs and result in higher manufacturing yields. FLEX 10K Family SuperBGA Packages Offer Pin-Migration Altera will initially offer SBGAs for the FLEX 10K family of devices. The packages will offer pin-migration, which is the capability of multiple devices in a common package size to share a common pin-out. "The advantage to customers is that they can easily switch to a larger device if needed, and still maintain the pin-out," stated Cliff Tong, Altera's director of product marketing. "For example, a designer may start designing with a EPF10K30 in a 356-pin SuperBGA package, but then more functionality is added to the design, causing it to grow out of the EPF10K30 into a EPF10K50. With pin-migration the designer can substitute the EPF10K50 for the EPF10K30 on his or her board and the pin-outs can be maintained without any board re-layout." Pricing and Availability The first FLEX 10K device to be available in the SuperBGA package will be the EPF10K50. Sample quantities of the EPF10K50 in the SuperBGA package are scheduled to be available in September, with production quantities scheduled for November. At introduction, the 100-unit price for the EPF10K50 is expected to be $413 for North American North American named after North America. North American blastomycosis see North American blastomycosis. The term initially referred to the company that made the products (the "original" manufacturer), but eventually became widely used to refer to the organization that buys the products and customers. By the middle of 1997 5,000-unit quantities are expected to be $109 for North American OEM customers. Other FLEX 10K devices in the SuperBGA package are expected to be available in the first half of 1997.
